Silicon photonics has been attracts attentions due to its potential to bring drastic reduction in cost and size for optical devices. This paper describes monolithic silicon dual-polarization in-phase quadrature modulator for low-driving-voltage operation, which is required for digital coherent transmission in metro-area or shorter-reach networks. The phase shifter for the modulator employs vertical pn-junction structure enabling a low Vπ of 2.5 V. A developed polarization rotator combiner can be integrated with the phase shifter without any additional fabrication process. Using the packaged modulator, we demonstrate high-speed modulations including quadrature amplitude modulations and transmissions in dual-polarization quadrature phase-shift-keying format.
