Summary: Au/Si Schottky barrier type AC surface photovoltage in n-type Si wafer was analyzed and barrier height was estimated to be 0.73-0.76 eV which is in good agreement with the previously reported value (0.79 eV). Schematic band diagram is proposed for Au/n-type Si wafers.
